LMC is a high-filler liquid molding compound featuring low-temperature curing, low warpage, dust-free molding process, low water absorption and high reliability. It can be used for various package types, such as fan-out (chip-first, including grinding and PI-coated RDL processes), fan-out (RDL-first) or MUF (molded underfill).
